A process for the fabrication of complementary integrated circuits based on organic thin-film transistors with channel lengths as short as 0.5 µm on flexible plastic substrates has been developed. The TFTs employ high-mobility, vacuum-deposited small-molecule semiconductors and a low-temperature-processed gate dielectric that allows the circuits to operate with voltages as low as 1 V. On an 11-stage complementary ring oscillator operated with a supply voltage of 5 V, a signal propagation delay of 3.1 µs per stage has been obtained.
